Diodes Incorporated has expanded its automotive-qualified bipolar transistor portfolio with the launch of the DXTN/P 78Q and 80Q series, targeting higher power density and improved efficiency in compact automotive designs. Announced on December 17, 2025, the new ultra-low VCE(sat) NPN and PNP transistors are designed to meet the growing demands of modern automotive power switching and control applications.
The newly introduced portfolio comprises 12 devices that support a wide voltage range, enabling use across 12V, 24V, and 48V automotive systems. The transistors are suited for a variety of applications, including MOSFET and IGBT gate driving, power line and load switching, low-dropout voltage regulation, DC-DC conversion, and the control of motors, solenoids, relays, and actuators. With a maximum continuous operating temperature of up to +175°C and high electrostatic discharge robustness, the devices are designed for reliable performance in harsh automotive environments.
A key feature of the DXTN/P 78Q and 80Q series is their ultra-compact PowerDI3333-8 package, measuring just 3.3mm by 3.3mm. Compared with traditional SOT223 packages, the footprint reduction can reach up to 75%, helping designers free valuable PCB space for additional functionality. The package includes a large underside heatsink that delivers a low thermal resistance of 4.2°C/W, supporting improved heat dissipation. In addition, the side-wall plateable design enhances automated optical inspection visibility and strengthens solder joints, contributing to higher manufacturing quality and reliability.
From a performance standpoint, the devices offer breakdown voltage ratings ranging from 30V to 100V and support robust current handling. The higher-capacity DXTN/P 80Q series provides continuous current ratings of up to 10A, with peak pulse capability reaching 20A. Both series feature ultra-low saturation voltage, as low as 17mV at 1A, and on-state resistance down to 12mΩ, reducing conduction losses and enabling cooler operation. According to the company, these improvements can cut conduction losses by up to 50% compared with previous generations, easing thermal management requirements in compact designs.
The DXTN/P 78Q series is priced between $0.19 and $0.21, while the DXTN/P 80Q series ranges from $0.20 to $0.22 in 6,000-piece quantities. Non-automotive-qualified versions are also available for industrial and commercial applications.
