SemiQ Inc, a global supplier of silicon carbide (SiC) power solutions, has expanded its 1200 V Gen3 SiC MOSFET portfolio with the launch of five new SOT-227 modules offering RDSon values of 7.4, 14.5, and 34 mΩ. The modules, designed for high-efficiency, high-voltage applications, aim to improve performance in battery chargers, photovoltaic inverters, server power supplies, and energy storage systems.
The new GCMS modules, which incorporate Schottky Barrier Diodes (SBDs), are engineered to reduce switching losses at elevated temperatures, outperforming non-SBD counterparts. All devices are screened using wafer-level gate-oxide burn-in tests exceeding 1400 V and are avalanche-tested up to 800 mJ, with the 34 mΩ modules rated at 330 mJ.
SemiQ highlighted that the modules are rugged and easy to mount, featuring isolated backplates and direct heat-sink mounting. The 7.4 mΩ GCMX007C120S1-E1 module delivers switching losses of 4.66 mJ (3.72 mJ Turn-on, 0.94 mJ Turn-off) and a body diode reverse recovery charge of 593 nC. Junction-to-case thermal resistance ranges from 0.23 °C/W for the 7.4 mΩ module to 0.70 °C/W for the 34 mΩ variant, supporting efficient heat management in demanding applications.

The new modules include the GCMX007C120S1-E1 and GCMS007C120S1-E1 (7.4 mΩ), GCMX014C120S1-E1 and GCMS014C120S1-E1 (14.5–15 mΩ), and GCMX034C120S1-E1 and GCMS034C120S1-E1 (34 mΩ).
